Dr. Ephraim Suhir -- Vice President, Packaging & Reliability, Iolon, Inc.

Wednesday, December 12, 2001
  • Seated dinner served at 6:30 ($20 if reserved before Dec. 8); $25 after & at door; vegetarian available)
  • Presentation (no cost) at 7:30.

  • For dinner and/or meeting: by email to Tom Tarter
  • or call our CPMT hotline at 1-650-299-8898.
  • Please reserve for "presentation-only", even if not attending the dinner.

As speed and power increase, ICs are subjected to ever increasing thermal loads. Dr.Suhir will discuss predictive modeling of resulting thermal stress failures, and their prevention. Both microelectronic and photonic device materials and structures will be modeled and analyzed from die to solder joint to package. Plastic, ceramic, and photonic packages will be covered.

Recommendations for improved fatigue life will include criteria for materials choices and geometrical design parameters.

    Speaker Biography
